Modelling Temperature Dependency of Silicon Nitride Formation Kinetic during Reaction Bonded Method

چکیده مقاله:
An accurate prediction of reaction kinetics of silicon nitridation is of great importance in designing procedure of material production and controlling of reaction. The main purpose of the present study is to investigate the effect of temperature on the kinetics of reaction bonded silicon nitride (RBSN) formation. To achieve this, nitrogen diffusion in the silicon nitride layer is considered as a reaction controlling factor and sharp interface method based on this theory is used to develop the analytical model. In the developed model, the variations in the size of silicon particles are calculated for the whole reaction. In the experimental phase, the extent of nitridation is measured for different reaction temperatures and 4 different reaction times and then, the occurrence of full nitridation is shown by EDS analysis. Furthermore, an analytical approach was established for describing the kinetics of compound formation and the performance of the developed model is evaluated through statistical analysis. There was good agreement between experimental data and predictions of the developed model which demonstrates the accuracy of considered presumptions and reaction mechanisms. Infiltration of Reaction-Bonded Silicon Nitride with Equilibrium Y-Si-O-N Melt
An equilibrium Y-Si-0-N melt was infiltrated to eliminate the open porosity of reaction-bonded silicon nitride at 16001800°C. This oxynitride melt contained two equilibrium phases, a P-Si,N, solid phase and a liquid phase at high temperatures. Before infiltration, porous reaction-bonded silicon nitride compacts were heat-treated to completely transform to the P-Si3N, phase. After infiltration, ...
متن کاملPredictive Simulation of Void Formation during the Deposition of Silicon Nitride and Silicon Dioxide Films
The simulation of deposition processes enables to predict the shape of deposited films and voids for different trench shapes and process conditions. The position and shape of the voids determine the electrical characteristics of the final devices, e.g., memory cells. For these topography simulations a simulator was developed which uses an enhanced level set algorithm for describing the moving b...
متن کاملLow Temperature Sintering Additives for Silicon Nitride
This work deals with sintering additives for the low temperature pressureless sintering of Si3N4, via a transient liquid technique. Much attention has been given to the development of a sintering process using low-cost Si3N4 powder (Silzot HQ, Germany) as the starting material and employing sintering additives which are also both economically attractive and enable sintering at low temperatures....
متن کاملPattern Photoresist Silicon Silicon Nitride Silicon Photoresist Silicon Nitride Silicon Etch Nitride Remove Photoresist
In this proposal we seek to establish a porous silicon based etching process in the WTC microfabrication laboratory. The new process will allow us to etch high aspect ratio holes through a wafer. Holes like these are important for decreasing the dead volume of connections between micro and macro systems and for increasing the complexity of micro-fluidic systems. At the present time, the minimum...
متن کاملLow-temperature formation of silicon nitride gate dielectrics by atomic-layer deposition
Thin ~equivalent oxide thickness Teq of 2.4 nm! silicon nitride layers were deposited on Si substrates by an atomic-layer-deposition ~ALD! technique at low temperatures ~,550 °C!. The interface state density at the ALD silicon nitride/Si-substrate interface was almost the same as that of the gate SiO2. No hysteresis was observed in the gate capacitance–gate voltage characteristics. The gate lea...

The pseudo-first order rate constants and activation parameters have been determined using two methods, constant-temperature kinetic (CTK) and variable temperature kinetic (VTK), for the oxidative addition reactions of [Pt2Me2(C^N)2(µ-dppf)], (1a, C^N = deprotonated 2-phenylpyridine (ppy); 1b, C^N = deprotonated benzo[h]quinoline (bhq)) with MeI. The results obtained from VTK method are in agre...
